Diotec has introduced its first controlled avalanche rectifiers rated at 20 mJ, called the RAL1 series. These 1 A fast recovery rectifiers in the MiniMelf package have recovery times of 150 ns (100–400 V versions), 250 ns (600 V version) and 500 ns (800–1000 V versions).
Diotec produces these rectifiers with its proprietary Plasma EPOS process. There are several methods in the semiconductor industry to characterise avalanche capability, including those based upon an inductive discharge. However, most methods have little correlation with the actual design. As such, Diotec has added its production test specification to the datasheets. Reverse current of 1 mA is applied to each rectifier tested to ensure a capability of 20 mJ.
The RAL1 series features the robust MiniMelf construction; the die is soldered in between two copper plugs. This offers very good transient thermal impedance performance on short pulses and, in general, the Melf package has an improved thermal resistance over lead-frame based rectifiers.
